Fabry-Perot Laser Diode High-power 1550 nm laser diode (Preliminary) DESCRIPTION Quantum Photonics' Fabry-Perot (FP) laser diode is based on a high-power InP ridge waveguide laser structure. Advanced epitaxial wafer growth techniques and die bonding processes enable high-power laser diode operation in the eye-safe 1550 nm wavelength range. Optional mode transformers monolithically incorporated using Quantum Photonics' patented Passive Active Resonant Coupler (PARC) integration technology provide nearly circular output beam characteristics. This unique combination of ridge waveguide laser design and integrated mode transformer make this device an ideal high-power optical source for eye-safe laser transmitter applications. FEATURES MQW optimized for C-band or L-band laser wavelengths High output power 200 mW InP ridge waveguide laser diode design Integrated mode transformer for circular output beam pattern Numerous packaging options including C-mount, CT-mount, chip-on-submount (CoS), TO-can, 14-pin butterfly, and bare die APPLICATION Optical source for free space optical wireless systems Laser transmitter for eye-safe remote sensing applications High-power external cavity semiconductor lasers 1.0 0.8 150 Intensity (dB) Optical Power (mW) 200 100 50 0.4 0.2 0 0 0.6 100 200 300 Current (mA) Fig. 1: Typical Light Output versus Current Curve 400 500 -60 1500 1520 1540 1560 Wavelength (nm) Fig. 2: Optical Spectrum ( = 300 mA) 1580 1600 E L E C T R I C A L / O P T I C A L C H A R A C T E R I S T I C S ( C W, T = 2 5 C ) Parameter Symbol Test Condition Typical Specification Unit Comments Wavelength 1550 nm L-band, 1300 nm, optional Spectral bandwidth (RMS) op op 10 nm Output Power P op op 160 mW 450 mA op 1.7 V Threshold Current Vop th 50 mA Slope Efficiency S 0.4 W/A Operating Current Operating Voltage Beam Divergence Angle (FWHM) - transverse - parallel t p op op Package dependent Mode Trans A* Mode Trans B* 36 degrees 30 26 14 degrees 30 25 PACKAGING OPTIONS: C-mount, CT-mount, chip-on-submount (CoS), TO-9*, TO-5.6*, 14-pin butterfly*, bare die Fig. 3: C-mount Fig. 4: CT-mount Fig. 5: Chip-on-Submount (CoS) Fig. 6: TO-can * Available 2Q'02 10335 Guilford Road Jessup, Maryland 20794 240-456-7100 www.quantumphotonics.com
