Thermal Response There are two limitations on the power handling ability of a transistor: average junction temperature and second breakdown. Safe operating area curves indicate IC - VCE limits of the transistor that must be observed for reliable operation, i.e., the transistor must not be subjected to greater dissipation then the curves indicate. The data of Figures 3 and 4 is based on T J(pk) = 150_C; TC is variable depending on conditions. Second breakdown pulse limits are valid for duty cycles to 10% provided TJ(pk) < 150_C. T J(pk) may be calculated from the data in Figure 2. At high case temperatures, thermal limitations will reduce the power that can be handled to values less than the limitations imposed by second breakdown. http://onsemi.com 2 MJW21192 (NPN), MJW21191 (PNP) NPN -- MJW21192 PNP -- MJW21191 100 IC , COLLECTOR CURRENT (AMPS) IC, COLLECTOR CURRENT (AMPS) 100 10ms 100 ms 10 250ms 1.0 10 ms 100 ms 10 250 ms 1.0 0.1 0.1 1.0 10 100 VCE, COLLECTOR-EMITTER VOLTAGE (VOLTS) 1.0 1000 10 100 VCE, COLLECTOR-EMITTER VOLTAGE (VOLTS) 1000 Figure 4.
